Досліджені коливання напруги й струму в польових транзисторах, виготовлених за технологією "кремній на ізоляторі (КНІ)". Показано, що зміною умов живлення транзистора можна в широких межах змінювати частоту коливань (1 кГц - 1 МГц), а також їхній характер - від квазігармонічних до релаксаційних. Установлено, що ці коливання обумовлені фізичними процесами, що відбуваються безпосередньо в транзисторі. Наведено якісний опис цих процесів.
Oscillation of voltage and current in SOI FET transistors was investigated in the presented article. It was shown that both the oscillation frequency in the wide range (1 kHz - 1 MHz) and the oscillation nature from quasi-harmonic to relaxation oscillation could be changed by transistor power supply variation. It was proved that the oscillation discussed occurs through the physical processes directly related to transistor. Qualitative description of these processes is shown in this paper.
